However, until now, most studies have focused on CNT-TFTs for an operation at a relatively low source–drain voltage below ∼ 10 V, while, for some applications such as LCD displays, one needs a rather high source–drain bias voltage. However, such a high voltage bias on source and drain electrodes may reduce the gating effect of conventional CNT-TFT devices by lowering the Schottky barrier and degrade its overall device performance. Herein, we developed floating electrode thin-film transistors (FTFTs) based on semiconducting swCNT networks for a high source-drain voltage operation. In this device structure, the swCNT network channel was divided into a number of channels connected by floating metallic electrodes. At a high source-drain voltage, the F-TFTs showed a much higher on–off ratio than conventional swCNTTFTs. This work should provide an important guideline in designing CNT-TFTs for high voltage applications. Self-heating effect modeling of a carbon nanotube-based fieldeffect transistor (CNTFET)
We present the design and simulation of a single-walled carbon nanotube(SWCNT)-based field-effect transistor (FET) using Silvaco TCAD. In this paper, theself-heating effect modeling of the CNT MOSFET structure is performed and comparedwith conventional MOSFET structure having same channel length. The electrical behaviour of organic memory structures, based on single-walled carbon-nanotubes (SWCNTs), metal-insulator-semiconductor (MIS) and thin film transistor (TFT) structures, using poly(methyl methacrylate) (PMMA) as the gate dielectric, are reported. The drain and source electrodes were fabricated by evaporating 50 nm gold, and the gate electrode was made from 50 nm-evaporated alumini...
متن کاملCharacterization of Single-Walled Carbon Nanotube and Graphene-Based Field-Effect Transistors
We describe a transparent and flexible field-effect transistor (FET) made from graphene and single-walled carbon nanotubes (SWNT) hybrid system. Graphene and vertically aligned SWNTs simultaneously grown by alcohol catalytic chemical vapor deposition (ACCVD) were employed as channel and source-drain electrode, respectively. Gate electrode was also made of SWNTs separated with a thin poly(vinyl ...

In this paper, we propose and evaluate a novel design of a lightly doped drain and source carbon nanotube field effect transistor (LDDS-CNTFET) with a negative differential resistance (NDR) characteristic, called negative differential resistance LDDS-CNTFET (NDR-LDDS-CNTFET). The device was simulated by using a non equilibrium Green’s function method. To achieve this phenomenon, we have created...
